PhD scholarship in InP DHBT based Sub-THz Integrated Circuits - DTU Space

The Electromagnetic System Division at DTU Space invites candidates for a PhD position with the aim to develop InP DHBT based sub-THz front-end integrated circuits with performance surpassing that of CMOS/SiGe BiCMOS based circuits. The position is a part of the Smart Networks and Services Joint Undertaking project “X Transceivers & RF front-ends made in Europe's Microelectronics light house to Enable new 6G use cases (X-TREME 6G)”. X-TREME 6G relies on a unique industry led consortium to provide a foundational open microelectronics platform in Europe with the objective to create and design key disruptive next generation chiplets and chipsets for 6G use cases. The idea is to break-up the full potential of best-in-class Silicon BiCMOS, InP and heterogeneous 3D integration for high capacity radio access technologies such as wireless back-hauling at sub-TeraHertz frequencies, Joint Communication And Sensing, Non Terrestrial Networks and Network as a Sensor. New classes of chipsets will unleash the full potential of 6G and enable the emergence of new applications through specific developments for the underpinning novel microelectronic technologies.

Responsibilities and qualifications
Your responsibility will be to design and characterize InP-DHBT-based high-efficiency power amplifiers and low-noise amplifiers at sub-THz frequencies, in the D-band (~150 GHz) and H-band (~250 GHz) with performance surpassing that of state-of-the-art CMOS/SiGe BiCMOS based circuits. This should be achieved by exploiting innovative design techniques and architectures (e.g. gain-boosting strategies and loss-aware power combining/impedance matching schemes), the potential of scaled transistor nodes, benefitting from accurate device models and improvement of sub-THz passives.

For this position you are supposed to work closely together with the technology provider, III-V Lab, and external research stays at III-V Lab are envisioned during the project period.

As part of the Danish PhD program, you will follow a number of PhD courses, supervise B.Sc. and M.Sc. students and contribute to the teaching at the department.

You must have a two-year master's degree (120 ECTS points) or a similar degree with an academic level equivalent to a two-year master's degree.

Your required qualifications and skills are:

  • Excellent English communication skills both spoken and written.
  • Self-motivation in research and innovation.
  • A master level education in the field of electrical engineering or physics.

As an ideal candidate, you should also have one or more competences listed below:

  • Experience in simulation, design, and layout of high-frequency integrated circuits using tools such as Keysight ADS and Cadence.
  • Hands-on experience using commercial electromagnetic simulation tools such as Ansys HFSS and Keysight ADS Momentum.
  • Knowledge of semiconductor physics in relation to integrated circuits.
  • The ability to work independently while effectively collaborating with both academic and industrial partners in the X-TREME 6G.

Approval and Enrolment

Salary and appointment terms
The appointment will be based on the collective agreement with the Danish Confederation of Professional Associations. The allowance will be agreed upon with the relevant union. The period of employment is 3 years.

The starting date is 01-04-2025 (or according to mutual agreement). The position is a full-time position.
